Isotope‐Enriched Cubic Boron Arsenide with Ultrahigh Thermal Conductivity

The high‐quality isotope‐enriched cubic boron arsenide crystals that enhance the thermal conductivity of c‐BAs are synthesized and measured at a room temperature thermal conductivity of 1500 W m−1 K−1 for the c‐11BAs. This value is the highest thermal conductivity among known semiconductor materials.

A Bifunctional Tunneling Device for Photodetection and Electroluminescence Using van der Waals Heterostructure

A miniaturized bifunctional device is realized by manipulation of excitons with graphene/hBN/WS2 heterostructure. The dark current of photodetection is as low as ≈10−12 A, and the photoresponse range can extend to near‐infrared regime via a two‐photon absorption (TPA) process.
