To ensure the expected atomic layer deposition (ALD), this work emphasizes the need to (i) combine local growth kinetics analysis with large‐scale thickness nonuniformity assessment approaches and (ii) carefully select the H2O dosage as well as the process temperature applied to the ALD of Y2O3 from (MeCp)3Y and H2O precursors.
