A novel n‐dopant, phosphazenium tetrafluoroborate (P2BF4), is introduced for efficient n‐doping in N2200, P(PzDPP‐CT2) and other organic semiconductors (OSCs). Memory window and reliability characteristics of ONO stack in NAND flash memory depends on the N/Si ratio of SiNx. During post annealing treatments (N2 or FGA), hydrogen from ONO stack significantly affect the electrical characteristics. For Si‐rich SiNx, N2 anneal induces de‐hydrogenation leading to enhanced characteristics.
