The recently reported negative derivative with respect to collector current of the collector capacitance of an integrated-circuit transistor can be explained by the effect of free charge carriers in the collector depletion layer. The current-capacitance relationship is expressed for both diffused-and alloyed-collector transistors.

In order to reduce the low frequency excess noise in transistors, the effect of diffusion coefficient fluctuation in the neutral base region is analyzed. The space-charge effect and mobility fluctuation in the collector space-charge region are also taken into account for collector current noise analysis.

Analytical base-collector heterojunction capacitance model including collector current effects

The base-collector heterojunction space-charge-region capacitance of double heterojunction bipolar transistors is treated. This capacitance cannot be modeled as the conventional heterojunction depletion capacitance because it is heavily influenced by the collector current, which is neglected in the depletion capacitance model.
