Sulfur ions were implanted into GaAs/GaAs:Si/AlxGa1‐xAs core–shell nanowires as an ex situ doping strategy. The implantation process induces significant crystalline damage and partial amorphization. To restore the lattice, we employed both millisecond flash‐lamp annealing (FLA) and rapid thermal annealing (RTA).
