The power performance of 0.25- mu m*8-mm double recessed GaAs-based pseudomorphic high electron mobility transistors (PHEMTs) at 4 GHz is reported. The 0.25- mu m-gate-length PHEMTs exhibit typical gate-to-drain breakdown voltage of more than 20 V, peak transconductance of 430 mS/mm, and maximum drain current density of 450 mA/mm.

Development on high-power and high power density capacitor charging power supply

This paper discussed the high-power and the miniaturization technology of capacitor charging power supply. The design and implementation of parallel operating high power density CCPS prototype with "peak current shifting control" was described. The single CCPS prototype output power is 35kW and the whole output power of parallel operating CCPS is 70kW.

High power and high efficiency Ka band power amplifier

A 36 W Ka-band MMIC power amplifier using 0.2 um gate GaN HEMT technology is presented. The power was measured across 27 to 30 GHz with a minimum 30% PAE. A peak power of 40 W at 27 GHz was demonstrated. The MMIC area is a compact 13.5 mm^2 and uses 10.67 mm device periphery in the output stage.
