Journal of Crystal Growth, 1984Abstract The incorporation of tin in LEC-grown InP has been studied using the gamma emitting Sn113 isotope. Quantitative measurements of tin content by radiotracer counting, as a function of fraction of melt solidified, were compared with similar measurements of carrier concentration as deduced by Hall effect assessment.
