Controlled Cross‐Linking for Water Developable Hf‐Based Dry Resist Prepared via Molecular Layer Deposition

A strategy for tuning the cross‐linking density in molecular layer deposition (MLD) films is demonstrated by leveraging the double reaction and nonring‐opening pathways of ε‐caprolactone. Using this approach, hafnium–ε‐caprolactone MLD film exhibits intrinsic water solubility.
