Applied Physics Letters, 1999We have successfully grown MnAs/GaAs/MnAs ferromagnet/semiconductor trilayer heterostructures on GaAs(111)B substrates by molecular beam epitaxy. The epitaxial orientations of MnAs and GaAs are (0001) and (111), respectively, as expected. It was found that epitaxial monocrystalline GaAs can be grown on the As-rich (3×2)-(0001) MnAs surface.

Resonant tunneling magnetoresistance in MnAs∕III-V∕MnAs junctions
Physical Review B, 2005This paper investigates the magnetoresistance of micron-sized MnAs/GaAs(AlAs)/MnAs magnetic tunnel junctions. We measure an asymmetric bias dependence of the magnetoresistance in which the negative contribution is attributed to resonant tunneling through a midgap defect band.

Journal of Magnetism and Magnetic Materials, 1999Abstract We have grown MnAs/GaAs/MnAs ferromagnet/semiconductor trilayer heterostructures on GaAs (1 1 1)B substrates by molecular-beam epitaxy. Cross-sectional transmission electron microscopy showed that the trilayers are formed as intended with fairly abrupt and smooth interfaces.
