Tuning the magnetic properties of GaAs:Mn/MnAs hybrids via the MnAs cluster shape

We report a systematic study of ferromagnetic resonance in granular GaAs:Mn/MnAs hybrids grown on GaAs(001) substrates by metal-organic vapour-phase epitaxy. The ferromagnetic resonance of the MnAs clusters can be resolved at all temperatures below T(c).

Band structures of zinc-blende-type MnAs and (MnAs)1(GaAs)1 superlattice

Electronic band-structures of the hypothetical zinc-blende phase of MnAs and the (MnAs)1(GaAs)1(0 0 1) superlattice are calculated by using the full-potential linearized augmented-plane-wave method in order to discuss the effect of Mn-substitution for Ga in GaAs on their electronic and magnetic properties.

Nonuniform Reactive Ion Etching of MnAs/GaAs Heterostructures: MnAs Nanodots and GaAs Nanocolumns

Under certain conditions, the reactive ion etching of MnAs layers grown on GaAs substrates proceeds in a remarkably nonuniform manner. Mounds are formed on the surface of the MnAs layers during the etching. They eventually result in submicron-scale islands when the etch front reaches the MnAs/GaAs interface.

The first-principles method FP-LMTO was used to investigate the ground state of MnAs with the hexagonal (B81) and distorted rhombic (B31) crystal structure. It is shown that in the compound, during the change of lattice volume, there occurs a continuous transition from the high- to the low-spin state.
