Proximity‐Induced Ferroelectric Switching in Wurtzite/Fluorite Bilayers for High‐Performance Ferroelectric Field‐Effect Transistor

Proximity‐induced switching in AlScN/HfZrO2 and AlN/HfZrO2 bilayers enables a novel combination of low remanent polarization and high coercive field. A ferroelectric field‐effect transistor incorporating an AlN/HfZrO2 gate stack yields a wide memory window, superior retention, and endurance characteristics.
