Chemical Mechanical Polishing of Plasma‐Modified Cu/Polymer Interfaces for Advanced Hybrid Bonding

Hybrid bonding demands planarization of Cu/polymer interfaces, but soft polymers like benzocyclobutene (BCB) are difficult to polish by conventional chemical mechanical polishing (CMP).
