Photo-Detectors Integrated with Resonant Tunneling Diodes [PDF]
We report on photo-detectors consisting of an optical waveguide that incorporates a resonant tunneling diode (RTD). Operating at wavelengths around 1.55 μm in the optical communications C band we achieve maximum sensitivities of around 0.29 A/W which is ...

Resonant-Tunnelling Diodes as PUF Building Blocks [PDF]
Resonant-Tunnelling Diodes (RTDs) have been proposed as building blocks for Physical Unclonable Functions (PUFs). In this paper we show how the unique RTD current-voltage (I-V) spectrum can be translated into a robust digital representation. We analyse 130 devices and show that RTDs are a viable PUF building block.

Resonant Tunneling Diodes: Mid-Infrared Sensing at Room Temperature
Resonant tunneling diode photodetectors appear to be promising architectures with a simple design for mid-infrared sensing operations at room temperature. We fabricated resonant tunneling devices with GaInAsSb absorbers that allow operation in the 2–4 μm

RESEARCH ON A MAGNETIC FIELD SENSOR WITH A FREQUENCY OUTPUT SIGNAL BASED ON A TUNNEL-RESONANCE DIODE
Based on the consideration of physical processes in a tunnel-resonant diode under the action of a magnetic field, the construction of an autogenerating magnetic field sensor with a frequency output signal is proposed.

Resonant tunneling diodes: models and properties [PDF]
The resonant tunneling diode (RTD) has been widely studied because of its importance in the field of nanoelectronic science and technology and its potential applications in very high speed/functionality devices and circuits. Even though much progress has been made in this regard, additional work is needed to realize the full potential of RTD's.

Resonant Tunneling Diode Photonics [PDF]
This book brings together two broad themes that have generated a great deal of interested and excitement in the scientific and technical community in the last 100 years or so: quantum tunnelling and nonlinear dynamical systems. It applies these themes to nanostructured solid state heterostructures operating at room temperature to gain insight into ...

Sensitivity of resonant tunneling diode photodetectors [PDF]
We have studied the sensitivity of AlGaAs/GaAs double barrier resonant tunneling diode photodetectors with an integrated GaInNAs absorption layer for light sensing at the telecommunication wavelength of λ = 1.3 μm for illumination powers from pico- to microwatts. The sensitivity decreases nonlinearly with power.

Study of Electronic and Transport Properties in Double-Barrier Resonant Tunneling Systems
Resonant tunneling devices are still under study today due to their multiple applications in optoelectronics or logic circuits. In this work, we review an out-of-equilibrium GaAs/AlGaAs double-barrier resonant tunneling diode system, including the effect

Electrothermal Monte Carlo Simulation of a GaAs Resonant Tunneling Diode
This paper deals with the electron transport and heat generation in a Resonant Tunneling Diode semiconductor device. A new electrothermal Monte Carlo method is introduced. The method couples a Monte Carlo solver of the Boltzmann–Wigner transport equation
