Hybrid high‐k oxide (ZrO2‐Al2O3) incorporation in extreme bandgap (EBG) Al0.87Ga0.13N/Al0.64Ga0.36N metal‐oxide‐semiconductor heterostructure field‐effect transistors (MOSHFETs) with planar and recessed‐gate designs on the same AlN/sapphire template improves channel control, resulting in a threshold voltage shift of ΔVTH = 5.8 V.

Extreme Bandgap Al0.63Ga0.37N Quasivertical Schottky Barrier Diodes with a High Baliga Figure of Merit of 630 MW cm−2

Extreme bandgap n‐Al0.63Ga0.37N quasi‐vertical Schottky barrier diodes (QVSBDs) are fabricated with doping densities of ≈8 × 1017 cm−3 (Sample‐A) and ≈2 × 1017 cm−3 (Sample‐B). Sample‐A exhibits a forward current‐density of ≈59.5 kA cm−2, an ION/IOFF ratio of ≈108, a breakdown field of ≈7.8 MV cm−1 and a Baliga figure of merit of 630 MW cm−2, which is ...

Photo‐Detectable Light‐Emitting Devices with Epitaxial Nanowire Photonic Crystals

physica status solidi (a), EarlyView.
This study demonstrates light emission and light detection at a single device level with indium gallium nitride‐based epitaxial nanowire photonic crystals. This study highlights the potential of using such nanostructures for next‐generation integrated photonics and multifunctional optoelectronics.

Epitaxial and Fiber‐Textured Stacks of Al0.7Sc0.3N/Mo/AlN Prepared by Magnetron Sputter Epitaxy for Bulk Acoustic Wave Devices: A Comparison using High Overtone Bulk Acoustic Wave Resonator

physica status solidi (a), EarlyView.
The study compares high overtone bulk acoustic wave resonators (HBAR) using fiber‐textured and epitaxial Al0.7Sc0.3N/Mo/AlN stacks on Si(111). HBAR fabricated using an epitaxial stack show superior performance, with 25% higher figure of merit due to improved crystal quality and piezoelectric response.
