Advancing the Growth of GaN on AlScN and AlYN by Metal–Organic Chemical Vapor Deposition

Growth of 2D GaN caps on AlScN and AlYN layers by metal‐organic chemical vapor deposition is challenging due to low GaN adatom mobility on these layers. Detailed structural analysis and growth parameter variation reveal how such layers can be grown.
