Investigation of Self-Assembled Monolayers (SAM) for Advanced Interconnects Schemes
To address the problem of increasing RC delay with interconnect downscaling, porous low-k materials are introduced as a replacement for the traditional SiO2 dielectric. The carbon-rich chemistry and porous structure of these materials bring in new challenges in integrating them into Back-End-of-Line (BEOL) fabrication.
