2D ultrathin (3.9 nm) c‐axis‐aligned In₂O₃/InSmO heterostructure transistors are fabricated via aqueous solution deposition. The heterostructure transistors achieve high mobility (38.6 cm2 V⁻¹ s⁻¹) and stability (ΔVth < 1 V under bias stress), attributed to quasi‐2D electron gas formation and defect passivation.
