SILICON FINFETS AS DETECTORS OF TERAHERTZ AND SUB-TERAHERTZ RADIATION

International Journal of High Speed Electronics and Systems, 2011
We report on terahertz detection (from 0.2 THz to 2.4 THz) by Si FinFETs of different widths (with 2, 20, and 200 fins connected in parallel). FinFETs (with a small number of fins and with feature sizes as short as 20 nm to 40 nm) showed a very high responsivity (far above that previously measured for standard CMOS).

Terahertz Sources and Detectors

2012
This chapter describes techniques and systems regarding terahertz sources and detectors, mainly reviewing basic concepts and principles to help understand THz imaging instruments. The terahertz technologies outlined in this chapter provide background knowledge to the experimental work on the identification and reconstruction of terahertz spectroscopic ...

A review of terahertz detectors

Journal of Physics D: Applied Physics, 2019
Physics is the interplay of energy and matter. Energy, in the form of light, interacting with matter, principally in the solid state, underpins this topical review. The subject is developed carefully and methodically, beginning with basic definitions pertaining to terahertz detectors and terahertz radiation, then proceeding systematically to delineate ...

An HTS detector for terahertz imaging

SPIE Proceedings, 2008
ABSTRACT This paper describes the design, implementation and measurements of a detector for imaging purposes at terahertz frequencies. The detector comprises of a ring slot antenna coupled to a high temperature superconducting Josephson Junction device. The detector was shown to respond to an incident field at 0.6 THz. An imaging system was constructed

Superconducting detectors for terahertz imaging

2015 40th International Conference on Infrared, Millimeter, and Terahertz waves (IRMMW-THz), 2015
Superconducting niobium nitride (NbN) hot electron bolometer (HEB) detectors consist of a complementary logarithmic-spiral antenna made of gold and an NbN film (bridge) connecting across the antenna's inner terminals have been fabricated and characterized.

A terahertz plasmon cavity detector

Applied Physics Letters, 2010
Sensitivity of a plasmonic detector is enhanced by integrating a broadband log-periodic antenna with a two-dimensional plasma cavity that is defined by source, drain, and multiple gates of a GaAs/AlGaAs high electron mobility transistor. Both narrow-band terahertz detection and a rich harmonic spectrum are evident.

Plasmonic terahertz detectors/spectrometers

35th International Conference on Infrared, Millimeter, and Terahertz Waves, 2010
A miniature high speed tera- and gigahertz electromagnetic radiation detector/spectrometer has been created. The operation principle is based on the excitation of distinct sets of plasma modes in the two-dimensional electron system (2DES) of semiconductor AlGaAs/GaAs heterostructure with embedded nonlinear defect.

Heterojunction detectors for terahertz applications

SPIE Proceedings, 2005
Terahertz imaging is finding a wide range of interest in biology, communications, environment, medicine, security, and space applications. Here results are presented on heterojunction based terahertz detectors covering the range from 1-60 THz.

Metamaterial-based Terahertz Detectors

Advanced Photonics 2013, 2013
We present recent work utilizing terahertz field enhancement in metamaterial structures to drive carrier generation in semiconductors. We implement this as a novel platform to detect terahertz radiation which is a purely electronic effect.

Terahertz radiation emitters and detectors

Optical Materials, 2008
Laser-activated THz emitters and THz detectors based on low temperature grown GaAs are developed and fabricated at the Semiconductor Physics Institute. One of their possible applications is in THz time domain spectroscopy (TDS) systems. A standard system consists of a THz emitter and a detector, a mode-locked Ti:Sapphire laser and a lock-in amplifier ...
