Monolithic 3D Logic Gates Based on p‐Te and n‐Bi2S3 Complementary Thin‐Film Transistors

A method for preparing M3D circuits based on an in situ synthesis process is presented. Through thermal evaporation, followed by a low‐temperature treatment, p‐Te, and n‐Bi2S3 channel materials are easily synthesized. The excellent uniformity enables the fabrication of logic gates beyond inverters.

A Physics‐Based Compact Model for Ferroelectric Capacitors Operating Down to Deep Cryogenic Temperatures for Applications in Analog Memory and Neuromorphic Architectures

A compact model for ferroelectric thin‐film capacitors operating under different electric fields and temperatures is reported. The model can reproduce polarization switching down to 4 K, making them suitable for quantum computing and space technologies.

Rapid and Ultra‐Sensitive SARS‐CoV‐2 Subgenomic RNA Detection Using Single‐Molecule With a Large Transistor‐SiMoT Bioelectronic Platform

The single‐molecule with a large transistor‐SiMoT is proposed for the detection of the subgenomic RNA of SARS‐CoV‐2, achieving a diagnostic sensitivity of 98.0% and a specificity of 87.8%. The SiMoT technology, currently at TRL‐5, is suitable for point‐of‐care settings and delivers the result to the end user in 30 min.
