Extremely High Electron Mobility in GeSn Epitaxial Films by Chemical Vapor Deposition

Transport properties in n‐GeSn films are investigated. By applying tensile stress or increasing the Sn fraction, electron mobility is significantly enhanced since more electrons populate the Γ‐valley, where the electron effective mass is small.
