双频电感耦合CH4等离子体常用于各类碳基薄膜沉积,沉积过程中等离子体的碳离化特性是影响薄膜性能的最重要因素。基于发射光谱与响应曲面法,研究了不同反应气体流量下,双频电感耦合CH4等离子体的碳离化特性,发现了CH4解离主导反应的转变,揭示了解离转变机制,确定了转变时CH4的流量转折点,并讨论了辅助气体Ar、H2对CH4解离转变的影响规律。结果表明,CH4转折流量为5.8 sccm,流量高于5.8 sccm时,CH4解离产生CH基团,低于5.8 sccm时,CH进一步脱氢产生C。Ar将促进CH4解离 ...
