Antireflective MoSi photomasks

Antireflective MoSi (AR-MoSi) photomasks which are produced by applying a thin layer of MoSi oxide directly over the conventional MoSi layer on a quartz substrate has been developed. The thin layer of MoSi oxide is deposited using magnetron dc sputtering. The reflectivity and optical density of the thin layer are not affected by H2SO4 at 120 °C.

Porous fluoride antireflective coatings

Quarterwave antireflective coatings of CaF(2) and MgF(2) have been prepared on fused silica and calcium fluoride substrates from colloidal suspensions of the relevant fluorides in methanol. These coatings have high optical efficiency and laser damage thresholds at 350 nm in the 6-8-J/cm(2) range for single shots of 0.6-ns pulse length and 20-25 J/cm(2)

Broadband Optical Antireflection Enhancement by Integrating Antireflective Nanoislands with Silicon Nanoconical‐Frustum Arrays

Based on conventional colloidal nanosphere lithography, we experimentally demonstrate novel graded-index nanostructures for broadband optical antireflection enhancement including the near-ultraviolet (NUV) region by integrating residual polystyrene antireflective (AR) nanoislands coating arrays with silicon nano-conical-frustum arrays.

Antireflective grating in the resonance domain for displays

An antireflective periodic structure different from the moth-eye structure is proposed in a resonance domain whose period is greater than the wavelength of incident light. Using rigorous coupled-wave analysis in the TE mode, a reflectivity of less than 0.2% is performed in a period larger than the wavelength, when an aspect ratio is unity.
