Multi‐defect‐engineering in ZnO/GO heterostructures for optoelectronic synaptic devices with ultra‐high dynamic range and low energy consumption

A multi‐defect‐engineered ZnO/GO flat‐band heterojunction enables a high‐dynamic‐range, low‐power optoelectronic synapse through enhanced photoresponse and reduced dark current. The device achieves a record 74.9 dB dynamic range and ultralow energy consumption of 23 fJ per spike at 1 mV.
