BaTiO3 (BTO), is a well-known and widely investigated dielectric material. It is mainly used in capacitors due to its high dielectric constant. The dielectric properties of BTO are controlled by purity and microstructure which are dependent on the methods of preparation.

Two kinds of mounds or hillocks have been found on BaTiO3 single crystals after etching. Rounded, flat-topped hillocks were found after etching with 1% HF for 30 sec at room temperature. These hillocks were found where a 180° domain wall had been left for several days and had been removed shortly before etching.

The activation field α of barium titanate single crystals has been measured over a range of thicknesses from 350 μ to 4 μ using liquid electrodes. From these measurements it has been deduced that barium titanate has a surface layer of layers with a total thickness of 25±5 μ.

Positron annihilation in BaTiO3
Physics Letters A, 1973Abstract The angular correlation of 2 γ-annihilation radiation has been measured in barium titanate single crystals. The effect on the angular correlation of the ferroelectricity in BaTiO 3 was not detected.
