Ammonothermal Growth of Rhombohedral Boron Nitride
Boron nitride crystals are grown using the ammonothermal technique in a temperature‐induced solubility gradient of BN dissolved in a solution of supercritical ammonia using sodium as the mineralizer. Amorphous boron nitride (aBN) crystallizes into turbostratic BN as the thickness increases, leading to a higher dielectric constant (k‐value), increased leakage current density, and reduced breakdown field. Incorporating SiOx layers effectively prevents this crystallization.
