Ammonothermal Growth of Rhombohedral Boron Nitride
Boron nitride crystals are grown using the ammonothermal technique in a temperature‐induced solubility gradient of BN dissolved in a solution of supercritical ammonia using sodium as the mineralizer. The grown BN crystals harvest off the autoclave walls, and cubic BN seeds are characterized as hexagonal and rhombohedral phases of BN. Boron nitride (BN)

Amorphous boron nitride (aBN) crystallizes into turbostratic BN as the thickness increases, leading to a higher dielectric constant (k‐value), increased leakage current density, and reduced breakdown field. Incorporating SiOx layers effectively prevents this crystallization.
