InAs-Based Interband Cascade Lasers
IEEE Journal of Selected Topics in Quantum Electronics, 2019We briefly review the features of interband cascade lasers (ICLs) and discuss rationales for using an InAs-based plasmon waveguide configuration for extending efficient operation of ICLs to long wavelengths. We then present our recent progress in InAs-based ICLs based on an advanced waveguide configuration.

We review the current status of interband cascade lasers (ICLs) emitting in the midwave infrared (IR). The ICL may be considered the hybrid of a conventional diode laser that generates photons via electron–hole recombination, and an intersubband-based quantum cascade laser (QCL) that stacks multiple stages for enhanced current efficiency.

ABSTRACT We report the recent progress of interband cascade (IC) lasers based on JnAs/Ga(In)Sb/A1Sb type-Il quantum wells (QWs).For the 4.5-j.im IC lasers, the internal loss was 1 1.6 cm' and the internal quantum efficiency (IQE) was 460% at 90 K. Whenmounted epi-side down on diamond, cw operation was observed with an external quantum efficiency (EQE ...
