Fluorinated copolymer resists for high‐resolution negative‐tone lithography: Preparation and patterning performance

Electron‐beam induced C–F cleavage in –CF3 generates F−, which abstracts a proton to form the acid that catalyzes tBMA deprotection during post‐exposure baking.
