Theory of mode-locked semiconductor lasers
IEEE Journal of Quantum Electronics, 1996We present a theoretical study of semiconductor mode-locked lasers at a phenomenological level. We use the slow absorber model of New and Haus, but extend the analysis by taking into account the shift in the gain maximum due to the changing number of carriers.

Mode-locking a CO2 laser through the use of a GaAs intracavity acousto-optic loss modulator is reported. Also presented are the results of an analysis which includes the important effect of nonlinear saturation on the output power.

For laser systems generating only axial modes, i.e. modes with Gaussian energy distribution, a phase correlation of the modes and an equal frequency spacing between the modes result in an oscillating pulse in the cavity; the outcoupled beam appears as a train of pulses.

A criterion for mode locking a semiconductor diode laser is proposed. The criterion is based on reducing the difference frequency associated with unequally spaced, longitudinal modes to a value smaller than the mode width narrowed by stimulated emission. An integrated GaAs-GaAlAs structure that satisfies this condition is described.
