Origin of non-linear piezoelectricity in III-V semiconductors: Internal strain and bond ionicity from hybrid-functional density functional theory

open access: yes, 2015
We derive first- and second-order piezoelectric coefficients for the zinc-blende III-V semiconductors, {Al,Ga,In}-{N,P,As,Sb}. The results are obtained within the Heyd-Scuseria-Ernzerhof hybrid-functional approach in the framework of density functional ...

Electricity Generation From Ambient Water Evaporation in the Absence of Sunlight via PVA‐Based Porous Hydrogels

open access: yesAdvanced Functional Materials, EarlyView.
In this article, a water‐evaporation driven energy harvester is devised that works even in the absence of sunlight. This is achieved by combining PVA hydrogel with thermoelectrics (TEG) to directly capture energy from water evaporation. Under mild conditions (RH 40%, T of 26 °C, and 2.8 m s−1 wind), 1.71 mW (1.02 W m−2) power can be generated, >3 fold ...

Inversion of the exciton built-in dipole moment in In(Ga)As quantum dots via nonlinear piezoelectric effect

open access: yes, 2017
We show that anisotropic biaxial stress can be used to tune the built-in dipole moment of excitons confined in In(Ga)As quantum dots up to complete erasure of its magnitude and inversion of its sign.

Ab Initio Study on 3D Anisotropic Ferroelectric Switching Mechanism and Coercive Field in HfO2 and ZrO2

open access: yesAdvanced Functional Materials, EarlyView.
This study uncovers a new switching mechanism in HfO2 and ZrO2, where the absence of a non‐polar layer along the a‐direction induces interaction between polar layers. Consequently, the switching barriers for growth are lower than those for nucleation in this direction, leading to a size‐dependent coercive field that matches experimental observations ...
