Applied Surface Science, 2015Abstract 13.56 MHz capacitance coupled Ar plasma irradiation at 50 W for 120 s caused serious damage at SiO2/Si interfaces for n-type 500-μm-thick silicon substrates. The 635-nm-light induced minority carrier effective lifetime (τeff) was decreased from 1.7 × 10−3 (initial) to 1.0 × 10−5 s by Ar plasma irradiation.
