A Low-Loss 1.2 kV SiC MOSFET with Improved UIS Performance

open access: yesMicromachines, 2023
In this article, a 1.2-kV-rated double-trench 4H-SiC MOSFET with an integrated low-barrier diode (DT-LBDMOS) is proposed which eliminates the bipolar degradation of the body diode and reduces switching loss while increasing avalanche stability.

Frequency-domain-based complete loss model for 10 kV/1 MW solid-state transformer

open access: yesThe Journal of Engineering, 2019
This study proposes a frequency-domain-based loss model for dual active bridge (DAB) inside modular multi-level cascaded solid-state transformer (SST). Previously, the loss model is mainly derived in the time domain and requires enormous modelling effort.

The effect of switching transitions on switched capacitor converters losses [PDF]

open access: yes2012 IEEE 27th Convention of Electrical and Electronics Engineers in Israel, 2012
The contribution of the rise and fall times of switches to the losses of Switched Capacitors Converters was evaluated by an approximate analysis applying the equivalent resistance concept. It was found that switch turn-on and turn-off durations increase the equivalent resistance of the converter and, consequently, the losses, except in the case of ...
