Analysis of symmetric-varactor-frequency triplers

A simple analytical model for varactors that have a symmetric capacitance-voltage characteristic is introduced. This empirical but general model can be used to represent the reactance nonlinearity of quantum-barrier varactors, symmetric high-electron-mobility varactors, and back-to-back barrier-n-n/sup +/ diodes.

A novel technique for HEMT tripler design

The effect of fundamental loading on HEMT tripler performance has been investigated. An 11.5 to 34.5 GHz HEMT tripler has been fabricated employing a novel design technique with fundamental rejection feedback. The experimental results show good agreement with the harmonic balance simulations.

High-Efficiency Terahertz Frequency Triplers

Design and experimental analysis of high-power and high-efficiency frequency triplers to the 220 GHz and 440 GHz bands are presented. Test data for the 220 GHz tripler show 23 mW output power with 16% efficiency. Test data for the 440 GHz tripler show 13 mW output power with 12% efficiency. The 3 dB bandwidth for both triplers is about 7%.
