MRS Proceedings, 1988Electrical measurements and related computer modelling have been carried out for Al-GaAs Schottky diodes fabricated on ion-etched GaAs surfaces. Diode changes are seen at all ion energies, with a salient feature being reduction or total loss of the EL2-DLTS peak.
