On-wafer measurement uncertainty for 3-terminal active millimetre-wave devices

An experimentally derived frequency-dependent residual error budget to 60 GHz in well-calibrated state-of-the-art measurement systems for millimeter-wave devices is presented. The budget identifies errors resulting from the imperfections in the calibration standards, both on- and off-wafer, probe-wafer interface, and instrumentation.

Millimetre-wave self-oscillating mixers using resonant tunnelling devices

This paper reports an improved W-band self-oscillating mixer employing a resonant tunnelling diode. A conversion loss figure in the region of 25 dB has been obtained from a single device providing direct down-conversion from 87 GHz to 90 MHz. These devices offer the possibility of achieving conversion gain under suitable conditions.

Micro and nano devices in passive millimetre wave imaging systems

The impact of micro and nano technology on millimetre wave imaging from the post war years to the present day is reviewed. In the 1950s whisker contacted diodes in mixers and vacuum tubes were used to realise both radiometers and radars but required considerable skill to realise the performance needed.

The microscopic Monte Carlo technique of the millimetre-wave unipolar devices simulation

A new efficient method of the electron's wave vector calculation after its ionised impurity scattering is discussed in this paper. The accent has been put on the fact that the electron scattering on ionised impurities plays an important role in hot carrier diffusion noise of the millimetre-wave devices based on the highly doped gallium arsenide.

A Planar Schottky-Diode Device for Millimetre-Wave Balanced Mixer Applications

A GaAs Schottky diode integrated circuit has been developed for use as the mixing element in a wideband balanced mixer. The chip consists of two monolithic diodes with low parasitics and their associated antenna coupling structure. The I-V characteristics of the diodes are equivalent to the best whiskered devices.
