Nitrogen ion implanted InP based photo-switch

An Indium Phosphide-based device, switched by telecommunication wavelength laser pulses capable of operating at microwave frequencies up to 15 GHz has been designed and fabricated. Initial results confirm that using high energy nitrogen ion implantation to create EL-2 type trapping levels produces a photocarrier recombination time of a few picoseconds.

Photomixers fabricated on nitrogen-ion-implanted GaAs [PDF]

We report on fabrication and measurement of photomixers based on nitrogen-ion-implanted GaAs. We used energies of 500keV, 700keV, and 880keV to implant N+ ions into GaAs substrates with an ion concentration of ∼3×1012cm−2. The resulting material exhibited 110fs carrier lifetime due to implantation-induced defects.
