Atomic Layer Etching of Titanium Nitride With O3 and NbCl5

TiN is etched with ALE using O3 and NbCl5 at 200–350 °C. Surface roughening is minimal and even smoothing is observed at 200 °C. Four‐point probe measurements show little effect on the resistivity even at low thicknesses. XPS shows that very small amount of residue is left from the etchant.

Abstract This paper presents a new piecewise model for simulating one‐dimensional infiltration curves in two‐layer finite columns consisting of a hydrophobic layer overlaying wettable soil. The model combines a physics‐based equation for infiltration in water‐repellent substrates with an analytical framework for ponded conditions.
