Four InxGa1−xAs/GaAs strained-layer superlattices grown by molecular beam epitaxy have been studied by transmission electron microscopy (TEM) and convergent beam electron diffraction (CBED). Cross-section TEM images show that the interfaces are sharp and the superlattice layers are uniform.
