Electron‐beam induced C–F cleavage in –CF3 generates F−, which abstracts a proton to form the acid that catalyzes tBMA deprotection during post‐exposure baking. This self‐sensitization mechanism enables the precise formation of high‐resolution negative‐tone patterns with enhanced sensitivity and resolution.

This study highlights the optimization process of the Silicibacter pomeroyi (SpATA)‐catalyzed transamination of 5‐(hydroxymethyl)furfural (HMF) to HMFA with MIPA or l‐alanine as soluble and immobilized enzyme. The reaction was upscaled, which proved the successful production of several grams of HMFA.

The esterification of phosphinic, phosphonic, and phosphoric acids is not possible due the high enthalpy of activation. However, the barrier may be overcome under MW irradiation to give phosphinates, phosphonates, and alkoxyphosphoric acids, respectively. In the latter cases, the remaining P(O)OH group was esterified by alkylation.
