Hafnium silicate formation by ultra-violet/ozone oxidation of hafnium silicide

Abstract We report the room temperature growth of hafnium silicate by ultra-violet/ozone oxidation of hafnium silicide. Hafnium silicide was deposited by magnetron sputtering on hydrogen terminated (1 0 0) Si. The film was then exposed to UV radiation while in an O2 ambient.

Passivation of copper–hafnium thin films using self-forming hafnium oxide

Abstract The structural changes and electrical properties of copper hafnium (Cu(Hf)) thin films have been investigated. After annealing the Cu(Hf) film in an oxygen atmosphere, the surface of the film was capped with a self-formed HfO2 layer to diminish copper oxidation and reduce the electrical resistivity of the films.

Abstract The reaction between hafnium tetrachloride and neopentyl alcohol in the presence of ammonia lead to hafnium oxoneopentoxide ( 1 ). 1 was characterized by FT-IR, 1 H and 13 C NMR. Single-crystal X-ray diffraction identified it as a trinuclear oxo species Hf 3 (μ 3 -O)(μ 3 -ONep)(μ-ONep) 3 (ONep) 6 .
