The transition layer in TiB2-GaAs and Au-TiB2-GaAs Schottky contacts

Spectral characteristics of the transverse bulk photovoltage in the TiB2-GaAs and Au-TiB2-GaAs Schottky contacts for starting samples (unannealed) and samples annealed at 400, 600, and 800°C were measured. The concentration of the dopant for the n-GaAs substrate was 1016 cm−3. It was found that the transition layer is formed in the TiB2-GaAs structures

Reaction of TiB2 with Re

The constitution diagram constructed for the quasibinary TiB2-Re system is of the eutectic type, with Teut = 2500 ± 50°K. The eutectic composition is 22 wt.% TiB2 + 78 wt.% Re. The system is characterized by small intersolubility of its components. The eutectic temperature recorded is the highest of any MeIVB2-Re system.

Firstly, the Al/TiB2 master alloy was prepared by Melt Self-propagating High-temperature Synthesis method.
