Photopumped infrared vertical-cavity surface-emitting laser
Applied Physics Letters, 1996The feasibility of a photopumped infrared vertical-cavity surface-emitting laser (VCSEL) based on CdHgTe alloys is demonstrated. The structure of the VCSEL consists of a 16.5-period Cd0.4Hg0.6Te/Cd0.75Hg0.25Te bottom Bragg reflector and a 3λ/4 thick Cd0.75Hg0.25Te cavity, containing a 100-nm-thick well, grown by molecular beam epitaxy.

Reflection noise in vertical cavity surface emitting lasers
51st Annual Device Research Conference, 1993We describe the effect of back reflections on the relaxation-oscillation peaks of low threshold (<6 mA), high intrinsic bandwidth (31 GHz) vertical cavity surface emitting lasers. With the largest feedback possible with our experimental arrangement, x=−5.8 dB, the relaxation-oscillation peak breaks up into a series of sharp resonances with the ...

Cavity and Mirror Design for Vertical-Cavity Surface-Emitting Lasers
2003The principles of vertical-cavity surface-emitting laser (VCSEL) design follow closely those of conventional single-mode edge-emitting laser diodes. They are aimed at a) minimizing the laser threshold current, b) maximizing the wall-plug efficiency, c) maintaining a single-mode operation over a wide range of bias currents, d) minimizing the temperature

Fusion bonding for vertical cavity surface-emitting lasers
OFC '98. Optical Fiber Communication Conference and Exhibit. Technical Digest. Conference Edition. 1998 OSA Technical Digest Series Vol.2 (IEEE Cat. No.98CH36177), 1998Summary form only given. This talk summarizes current efforts in fusion bonding and the application of this technology to vertical- cavity surface-emitting lasers at Hewlett- Packard laboratories. We discuss electrical characteristics, carrier-concentration profiling and SIMS analyses through InP/GaAs junctions, and the development of 1300 nm VCSELs.
