Diffusion thermopower of a 2DEG

The authors investigate the effect of the background impurity concentration NBI on the thermopower of a GaAs/AlGaAs heterojunction. A comparison between a GaAs/AlGaAs heterojunction and a Si MOSFET is also given. Excitations of a drifting 2DEG

Abstract Results are presented on spatially resolved Raman scattering and photoluminescence measurements of a drifting two-dimensional electron gas. Under drifting conditions, a low energy feature is observed in polarized Raman scattering in addition to the intrasubband plasmon mode, and was found to disperse linearly with in-plane wavevector.

AbstractPhotoluminescence spectra taken from modulationdoped CdTe/(Cd0.7Mg0.3)Te quantum well structures with a two‐dimensional electron gas of moderate to high density (from ne ∼ 1010 up to ne ∼ 1012 cm–2) in magnetic fields from 0 T to 45 T were studied. The observed spectra were analyzed in terms of combined excitonelectron processes.

Bernstein modes in grating-coupled 2DEGs

Calculations and experimental data are reported on the optical coupling to the Bernstein modes of a two-dimensional electron gas (2DEG) in a perpendicular magnetic field using an overlaid grating coupler. The Bernstein modes are harmonics of the cyclotron resonance and are observed indirectly through their interaction with the 2DEG magnetoplasmon.
