Magnetotransport in 2DEG with magnetic barriers

Physica E: Low-dimensional Systems and Nanostructures, 2002
We have studied the transport in 2DEG subjected to two different types of magnetic barrier. Excess resistivities due to those magnetic barriers increase as T2. The resistance as a function of the uniform component of the magnetic field exhibits a positive magnetoresistance and a beating pattern of the Shubnikov–de Haas oscillations.

Microscopic 2DEG linear Hall probe arrays

Superlattices and Microstructures, 1998
Abstract The technology, preparation and first characterization of a microscopic 2DEG Hall probe array are presented. The vertical heterostructure of the array based on InGaP/InGaAs/GaAs has been prepared by MOCVD. The active area of the array is placed on the top of a mesa 40 μm above the planar contact level. A physical model of the heterostructure

Energy lowering of 2DEG by strong magnetic field

Physical Review Letters, 1993
We study the two-dimensional interacting electrons in a magnetic field. It is found that for systems with completely filled Landau levels, when the electron density and magnetic field are large enough, the total energy is lowered by the magnetic field.

Millimeter wave AlGaAs/InGaAs 2DEG-CCDs

International Electron Devices Meeting 1991 [Technical Digest], 2002
A two-phase, InGaAs channel 2DEG-CCD (charge coupled device) intended for millimeter-wave signal acquisition and delay is presented. Signal delay versus clock frequency has been measured from 1 MHz to 14 GHz, verifying CCD operation. The input-to-output transfer function is linear with a 1 dB compression point at 2 dBm and a 3rd harmonic intercept at ...

Localization effects in a non-degenerate 2DEG

Surface Science, 1988
Abstract We report a systematic study of localization effects in a non-degenerate two-dimensional electron gas formed on a solid hydrogen substrate. Magnetoresistance measurements in a Corbino geometry are presented as a function of surface disorder.

Magnetotransport properties of periodic Nb–2DEG structures

Physica C: Superconductivity, 2001
Abstract We report on magnetotransport experiments in periodic superconductor–semiconductor structures. The samples consist of a square lattice of niobium filled antidots in a high mobility InAs/AlGaSb heterostructure. The lattice period was varied between a =300 and 1000 nm.

Transport anisotropy in high mobility In0.75Ga0.25As 2DEGs

AIP Conference Proceedings, 2007
Low temperature electron mobility of a two dimensional electron gas formed in a 20 nm thick In0.75Ga0.25As/In0.75Al0.25As Quantum Well grown on a (001) GaAs substrate shows a pronounced difference between the [1–10] and the [110] crystallographic directions.

Improved quantization of 2DEG of p-HEMT

International Semiconductor Device Research Symposium, 2003, 2004
The heterostructure potential of a tri-gate depleted mode p-HEMT was modeled for conventional and tailored field operation conditions. The set of energy levels in quantum wells under same bias on all gates were compared with parameters of p-HEMT, when the bias on the gates are varied.

Modelling 2DEG charges in AlGaN/GaN heterostructures

CAS 2012 (International Semiconductor Conference), 2012
In this paper we compare different approaches to calculating the charge density in the 2DEG layer of AlGaN/GaN HEMTs. The methods used are (i) analytical theory implemented in MATLAB, (ii) finite-element analysis using semiconductor TCAD software that implements only the Poisson and continuity equations, and (iii) 1D software that solves the Poisson ...
