In this paper, we present POSFET (piezoelectric-oxide-FET) based tactile sensing arrays. The equivalent model of a POSFET and its SPICE implementation is presented and various factors involved in the design of POSFET are discussed. A 5 x 5 array of POSFET tactile elements designed on the basis of discussion is also presented.
