Dislocation nucleation in 4H silicon carbide epitaxy

Abstract The dislocation nucleation during 4H silicon carbide homoepitaxy has been investigated using chemical etching, optical microscopy, atomic force microscopy, and transmission electron microscopy. Threading edge dislocations formed characteristic arrays of etch pit pairs on the epilayer surface, perpendicular to the off-cut direction.

6H- and 4H-silicon carbide for device applications

4H- and 6H-SiC crystals with the values of N/sub d/-N/sub a/ from 5 10/sup 18/ cm/sup -3/ to less than 2 10/sup 15/ cm/sup -3/ have been grown. Material with high resistivity is of great importance for high temperature electronics and other severe environment electronics based on silicon carbide as well as nitride-based electronics.

Abstract Aluminum ions with a dose between 1.2 × 10 14  cm −2 and 1.2 × 10 15  cm −2 were implanted into 4H silicon carbide at room temperature, 650 °C, and 800 °C. High temperature furnace and lamp annealing of the implanted samples were investigated with respect to sheet resistance, hole mobility and free hole concentration.

Low frequency noise in 4H silicon carbide

The bulk low frequency noise has been investigated in the 4H silicon carbide polytype. In the temperature range of 300–550 K the noise spectral density S is proportional to f−1.5, where f is the measurement frequency. A very low noise level has been observed for the bulk noise. Isothermal Treatment Effects on the Carbon Vacancy in 4H Silicon Carbide

The carbon vacancy (VC) is a minority carrier lifetime controlling defect in 4H-SiC and it is formed during high temperature treatment. In this study, we have performed heat treatment on two sets of n-type 4H-SiC epitaxial samples. The first set was isothermally treated at 1850 °C to follow the evolution of VC as a function of time.
